چکیده

We have addressed the problem of threshold voltage ( TH) variation in flash memory cells after heavy-ion irradiation by using specially designed array structures and test instruments. After irradiation, low TH tails appear in TH distributions, growing with ion linear energy transfer (LET) and fluence. In particular, high LET ions, such as iodine used in this paper, can produce a bit flip. Since the existing models cannot account for large charge losses from the floating gate, we propose a new mechanism, based on the excess of positive charge produced by a single ion, temporarily lowering the tunnel oxide barrier (positive charge assisted leakage current) and enhancing the tunneling current. This mechanism fully explains the experimental data we present.

Permanent effects of heavy ion irradiation in Floating Gate memories

Protons, electrons and heavier nuclei typical of the space environment can interact with microelectronic devices. In particular, the dense charge cascade released by a single heavy ion can result in a Single Event Effect (SEE), such as Soft Errors (SE) [1]. At ground level, SE are of less concern than in space, and are mainly related to radioactive contaminants in packages [2] or to atmospheric...

Single electron memory devices: Toward background charge insensitive operation

We present an experimental study of charging mechanisms in aluminum single electron memory cells where the SiO2 surface between the floating gate and the control gate is used as a barrier dielectric and the single electron transistor is used as a readout device. We study several regimes of charging for different barriers separating the floating gate and the control gate. For thinner barriers, t...

SPICE-Compatible Macro Model for Split-Gate Compact NVM Cell with Various Gap Sizes

In this paper we present a SPICE-compatible macro model based on three MOS transistors to describe split-gate non-volatile memory (NVM) cell characteristics for various sizes of the gap between the gates. The model has initially been developed based on simulated dc-IV-characteristics of reference cells (floating gate connected to control gate) and was verified later with measurements on referen...

Threshold Voltage Distributions of Floating Gate Arrays Irradiated with Heavy Ions

Floating Gate (FG) memories are of great interest for the space community, due to their large capacity, low cost, and small power consumption. However, several issues exist concerning the radiation sensitivity of floating gate memories in harsh environments [1]. In the past, radiation effects in FG memories were limited to the peripheral circuitry, especially the charge pumps [2,3]. In recent y...

Annealing of Heavy-Ion Induced Upsets in Floating Gate Cells

It is hard to underestimate the importance of Flash memories for ground-level applications, from MP3 players to digital cameras. In addition, Flash memories are used in areas where high reliability is necessary (automotive, biomedical, etc.). Thanks to their low power requirements and large size, they are attractive for use in harsh environments as well, where the sensitivity to ionizing radiat...
